Abstract

The hole flow to the gate due to the impact ionization mechanism developping in the HEMT GaInAs channel is demonstrated to be reduced by a specific epilayer design: the insertion of a high bandgap hole barrier. However, this improvement leads to drain current transients strongly governed by the side gate bias.
