Abstract

The potentialities of a novel plasma beam source are demonstrated by the production of a thin insulating oxide layer on silicon and a conducting copper layer on an insulating glass substrate. The source is also applied for reactive plasma beam etching of micrometre-scale structures for microelectronics applications using SF 6 and O 2 as etching species.
