Abstract

Epitaxial Al films were grown on heavily doped Si(100) by ionized cluster beams(ICB) with different acceleration voltages at room temperature. Epitaxial Al(110) bi-crystals were formed on both As + and B + doped Si(100) surfaces. Epitaxial alignment of the Al(110) films was improved by annealing at 400°C for 2 hours.
