Abstract

Spectral and angle of incidence dependent ellipsometry is used for the characterization of rf-magnetron sputtered films with the aim to obtain the data necessary for development of complicated multilayer systems. Possibilities and limitations of this technique are illustrated in relation to results obtained on thin films of AlN, Ni and Si and by the description of Ni/AlN multilayer from the theoretical and experimental point of view.
