Abstract

The Cr + ESR spectrum has been observed in GaAs: Cr after near i.r. excitation. The ESR photo-excitation and quenching spectra are used to establish a model for the Cr centers which is consistent with photoconductivity, photo-thermopower, and photocapacitance studies as well as with optical absorption measurements. The model also accounts for the compensating action of Cr in GaAs.
