Abstract

Heteroepitaxial growth of ZnO on sapphire has been studied, using the (H 2HClZnO) vapour growth technique. A systematic study of the influence of the substrate orientation and temperature of growth on the quality of the films has been carried out. The surface morphology of the grown layer was strongly dependent on substrate orientation and growth anisotropy.
