Abstract
Process of phase separation at the annealing (~10000C) of nonstoichiometric SiOm (m<2) layer is simulated by means of a synchronous cellular automate. The suggested model is opened for introduction of ab initio data concerning SixOy-clusters. Simulation shows migration small Si-nanoclusters inside of this layer.
