Abstract

We report the results obtained when various surface cleaning approaches are used for growth of silicon and germanium‐silicon epitaxial layers by ultra high vacuum chemical vapor deposition. Epitaxial layers of high quality are obtained when a prebake at 797°C is used to remove oxygen from the wafer surface. We also calculate the amount of oxygen expected at the original growth interface and in the bulk of the epitaxial layer under various vacuum conditions.
