Abstract

In this chapter, nanostructures of β-Ga2O3 are described, demonstrating their potential for high-performance nanoscale devices. Various growth methods for β-Ga2O3 nanostructures are outlined, including most widely used chemical vapor deposition. Their properties, such as morphological, structural, and optical, are also discussed. Nanowires are considered as one of the important nanostructures featuring a promising component in nanoscale device applications. Various applications of β-Ga2O3 nanostructures such as photodetectors, gas sensors, and field effect transistors are set out and discussed. Finally, functional nanowires based on β-Ga2O3 nanowires are presented for realization of next-generation high-performance nanoscale functional devices.
